30V mosfet for hot-swap and e-fusing

Alpha and Omega Semiconductor has optimised the safe-operating-area of a mosfet for high-current 12V hot-swap ORing applications, but also sees it being used in e-fusing.

Nominally a 30V part “AONS30300 delivers high SOA robustness under 10Vds with 10ms pulse width and has an SOA limit ~48V”, according to the company.
 
Packaging is 5 x 6mm DFN.
 
710A is the absolute maximum continuous current at 25°C, dropping to 504A at 100°C, and theoretical max power is 483 or 242W respectively (Tj = 175°C, with heatsinking). Pulsed, Id can be as high as 1.5kA, and the body diode tops-out at 200A continuously.
 
Maximum Rds(on) is 580mΩ (20A Vg=10V) or 1.2mΩ with the gate at 4.5V. With the junction at 125°C and gate at 10V, it is 880mΩ.
 
Gate charge is 150nC at 10V and 66nC at 4.5V.
