650V IGBT aimed at 60kHz power factor correction

Toshiba is aiming at 60kHz power factor correction stages with a 650V 60A reduced switching loss IGBT.

“Using previous generation IGBTs, the PFC stage of air conditioners would have an operating frequency below 40kHz,” it said.
The new device, GT30J65MRB, comes in a TO-3P(N) and typically dissipates 350μJ when turning off at 175°C “an improvement of at least 40% when compared to previous generation devices”, said Toshiba, speaking of the earlier GT50JR22. “This level of improvement is mirrored in the forward voltage of the monolithically integrated diode, which typically measures 1.20V.”
Collector-emitter saturation voltage is typically 1.65V at 175°C (30A 15V pulsed. 1.4V (1.8Vmax) at 25°C).
Applications are also foreseen in home appliances and industrial power supplies.
